The HC6856 is a 32K x 8 Radiation Hardened Static RAM designed for use in systems operating in radiation environments.
It is available as MIL-PRF-38535 QML Class Q and Class V and has a read/write cycle time of ≤ 30 ns (Typical) and ≤ 40 ns (-55 to 125 °C).
It has a standby current of 20 µA (typical) and operates with a single 5 V ± 10% power supply.
The RAM is available with packaging options including 36-Lead Flat Pack, 28-Lead Flat Pack, and 28-Lead DIP.
It is fabricated with RICMOS™ IV Bulk 0.8µm Process and has total dose hardness through 1x106 rad(SiO2) and neutron hardness through 1x1014 cm-2.
The RAM is capable of withstanding dynamic and static transient upset hardness through 1x109 rad(Si)/s and has a soft error rate of <1x10-10 upsets/bit-day.
It is also latchup free and has a radiation hardness rating for total ionizing radiation dose, transient pulse ionizing radiation, neutron radiation, and soft error rate.
The RAM has recommended operating conditions for various electrical characteristics and read cycle AC timing characteristics.
